Transition Metal-Carbonyl Derivatives as Photopolymerization Initiators and Photocrosslinking Agents in Photoresists

Abstract

Transition metal carbonyls are used in two photochemical processes which can be applied to the formulation of photoresists and presensitized lithographic plates. Benzene chromium tricarbonyl, together with a perhalo compound, will on exposure to actinic radiation yield free radicals, which initiate polymerization. This process can be dye sensitized. In the second type of reaction it is thought that a transient species, formed on exposure of benzene chromium tricarbonyl, participates in oxidative ligand exchange to crosslink polymers carrying a variety of nucleophilic functional groups.

Résumé

Les carbonyles des métaux de transition sont utilisés dans deux procédés photochimques qui peuvent être appliqués à la préparation de réserves photosensibles et de plaques lithographiques présensibilisées. Par exposition à une lumière actinique, le benzène tricarbonyle de chrome utilisé avec des persels libère des radicaux libres qui initient la polymérisation. Ce procédé peut être sensibilisé spectralement. On suppose que dans ce cas, une espèce transitoire, provenant de l’exposition du benzène tricarbonyle de chrome intervient dans un échange oxydant de ligands pour réticuler des polymères portant divers groupes fonctionnels nucléophiles.

Zusammenfassung

Carbonyle der Übergangsmetalle werden in zwei fotochemischen Prozessen benutzt, die bei Fotolacken und vorsensibilisierten lithografischen Platten angewendet werden können.

Benzoltricarbonylchrom liefert in Gegenwart einer Perhalogenverbindung bei Belichtung durch aktinische Strahlung freie Radikale, die die Polymerisation einleiten. Dieser Prozess ist farbsensibilisierbar. FÜr den zweiten Reaktionstyp wird angenommen, dass eine Übergangsform, die durch Belichting des Benzoltricarbonylchromsgebildet wird, an einem oxidativen Ligandenaustausch teilnimmt und so zur Quervernetzung von Polymeren mit entsprechenden nukleophilen funktionalen Gruppen fÜhrt.

Sono stati usati i carbonili di metalli di transizione in due processi fotochimici che possono trovare applicazione nella formulazione di photoresists e lastre litografiche presensibilizzate.

Il tricarbonile di cromo benzene insieme con un composto peralogenato per eposizione a radiazione actinica forni sce radicali liberi che danno inizio alla polimerizzazione. Questo processo può essere sensibilizatto con coloranti.

In un secondo tipo di reazione si pensa che una specie transiente, formatasi nell’esposizione del tricarbonile di cromo benzene, partecipi nello scambio ossidativo del legante a formare legami sui polimeri aventi una varietà di gruppi funzionali nucleofili.
