Abstract
The analysis of large signal effect in READ IMPATT diode has been done by the effect of depletion layer modulation. The power output and efficiency of GaAs IMPATT diodes with low-high-low profile has been studied, and is compared with the results in which depletion layer modulation effect is not taken.
