Effect of Local Oscillator and Modulating Signal on the Performance of an Ion-Implanted GaAs OPFET

Abstract

Effect of local oscillator and signal modulating frequency on the characteristics of an ion implanted GaAs OPFET have been studied theoretically. The threshold voltage, drain-source current and transconductance have been calculated and discussed as a function of these two frequencies. Further the gain in dB when OPFET is used as an amplifier is also plotted against frequencies and useful bandwidths have been defined for this type of device. The results are interesting and may be useful in communication.

Nandita Saha Roy received the BSc and MSc degrees in Physics from Banaras Hindu University in 1993 and 1995 respectively.

She joined the Department of Electronics Engg, Institute of Technology, Banaras Hindu University, Varanasi, India in September 1995 as a Research Scholar. Presently, she is working towards her PhD degree on high speed devices.

D K Raut Ray

Dillip Kumar Routary was born in the year 1970, completed his B Tech degree in Electrical Engineering from College of Engineering & Technology, OUAT, Bhubaneswar in the year 1992, & GATE in 1992. He did his MTech degree in microelectronics from Institute of Technology, Banaras Hindu University in the year 1994.

He joined Birla Institute of Technology, Mesra, Ranchi as a faculty member in 1994 with the responsibility of teaching and guiding undergraduate and postgraduate projects. His field of interest was on optical devices used in OEIC of fiber optic communication systems.

Since last one year he is in Semiconductor Complex Ltd working as Senior Engineer in VLSI: Design.

Currently he is in the design of analog circuits with critical issue of very low power and are to be operated in subthreshold region of MOS transistors. He is the life member of ‘Indian Society for Technical Education’.
