Simulation of graphene–GaAs Schottky barrier solar cell with AMPS-1D

Abstract

In this paper, a new model of graphene–GaAs solar cell was first presented. The performance of the solar cell was simulated by analysis of microelectronic and photonic structures (AMPS). The effects of doping elements and doping concentrations on the performance of the solar cell, such as the conversion efficiency (Eff), open-circuit voltage (Voc), short-circuit current density (Jsc) and fill factor FF, were studied, and a conversion efficiency of 14·46% was obtained under optimisation.
